Abstract

• In this work, Cu-doped In2TiO5 thin films were synthesized by a nebulizer spray pyrolysis at different copper ratios. • X-ray diffraction (XRD) measurements show that the Cu-doped In2TiO5 thin films have an orthorhombic crystal structure. • The optical results revealed that the Cu-doped In2TiO5 thin films have a direct optical transition, which decreased from 2.93 eV to 2.52 eV with increasing copper concentration. • The analysis of the photodetector's performance showed that the In2TiO5 film with 3.5 wt.% Cu has better photosensing properties than other compositions.
