• AlN ceramics with excellent mechanical, thermal and electrical properties were obtained when sintered at 1850 °C with a 5 wt% addition of YF3 sintering additive; • Electrical properties of AlN ceramics were primarily related to lattice oxygen-derived conductive defects concentration in AlN lattice as well as the compositions and distribution of the grain boundary phases; • Mechanism by which the composition of additives on the electrical properties of ceramics was elucidated via model diagram.
