Study on structure, properties of alkaline earth boroaluminosilicate sealing glasses and silver electrodes sintering behavior

Abstract

The co-firing method is widely used in microelectronics industry for sealing glass to bond silver powder and substrate material tightly. A new type of RO-B2O3-Al2O3-SiO2 silver paste sealing glass was designed and prepared. The effects of TiO2 content (5-9 mol%) on the structure, sintering behavior, crystallization behavior and properties of the glass network were systematically studied. The results show that the glass network structure is become dense with the increase of TiO2 content. The RO-B2O3-Al2O3-SiO2 sealing glass with TiO2 of 8 mol % sintered at 850 degrees C for 10 min has excellent performance, including a density of 3.12 g/cm3, a bending strength of 140.45 MPa, and excellent acid resistance. The silver paste has excellent sintering performance and is closely connected with the Al2O3 ceramic substrate, in which the silver powder is a continuous phase and the glass phase is located between the sintered silver powder interface. When the sealing glass content was 3 wt% in the silver paste, the samples sintered at 850 degrees C for 10 minutes were found to have the minimum number of pores per unit volume. It has excellent electrical conductivity, and a square resistance is 1.5 m Omega/sq. In short, the RO-B2O3Al2O3-SiO2 sealing glass has been successfully applied in the field of silver electronic paste co-firing.
