• Ultrathin AlxOy has been used as the OTFT gate dielectric. • SAM modifications do not result in appreciable increase of OTFT performance. • DPPDTT/PMMA blends have been applied as the transistor active layer. • The optimized blend results in the best OTFT performance. • OTFTs display |VT| below 1 V and SS around 110 mV/dec.
